Freiberger Compound Materials GmbH is a worldwide leading supplier of large diameter semiinsulating and semiconducting GaAs substrates which are the basis for electronic and photonic devices such as transistors and lasers. In addition to growth of single crystal semiconductor material, wafering processes such as slicing, surface polishing, removal of damages and final cleaning are important technological steps. The company has also extensive knowledge of material properties and characterization methods. Since 2004, FCM has been working in the field of GaN development and has gradually extended its development activities to material processing and growth processes.

Role:

Freiberger Compound Materials GmbH (FCM) will provide the basis for the benchmark, i.e., the horizontal GaN device on a low dislocation density GaN substrate. This substrate will be grown using hydride vapor phase epitaxy (HVPE). Free standing GaN wafer feature lower defect density compared to thinner epitaxial GaN material on foreign substrates. The lower defect density is expected to be of major advantage for improving performance and reliability of power devices e.g. break down behaviour.

Key Contribution:

Freiberger will contribute to the development of modified HVPE processes near the thermodynamic equilibrium for scaling free standing GaN to wafer diameters up to 4 inch.HVPE growth offers advantages in doping and scalability compared to other growth technologies available.
